Another Who foe, the Cybermen, placed 15th in the list.
Both races reappeared in the most recent series of the show to battle Matt Smith's 11th Doctor.
Other monsters that made the top 20 included the titular Aliens from the Alien films, Gollum from The Lord of the Rings and the Borg from Star Trek.
Doctor Who will return to BBC One this Christmas for a one-off special. A new series will follow in 2011.
